Abstract

A three-stage Ka-band MMIC LNA is designed with using 70 nm OMMIC D007IH process. In this work, the electrical design methodology and electromagnetic simulation results of the MMIC LNA are presented. In the EM simulation results, the small signal gain is better than 16.4 dB and the noise figure is lower than 1.13 dB in the 28-36 GHz frequency bandwidth. The chip size is 4.4 x 2.5 mm(2).
